Introducing IXYS new N-Channel MOSFETs IXFH80N65X2-4, IXFH60N65X2-4
The new IXYS 650V X2-Class Ultra Junction MOSFETs are available in 60A and 80A nominal current ratings. They are available in a TO-247-4L package with a Kelvin source connection. The pin arrangement simplifies the PCB routing and the Kelvin source connection reduces the stray inductance in the gate drive circuit. This leads to improvement in efficiency, EMI behaviour and switching performance.
These HiPerFET power MOSFETs feature significantly reduced channel resistance and gate charge, incorporating body diodes that offer low reverse recovery charge and short reverse recovery time.
